Abstract

We observe intense pulses of far-infrared electromagnetic radiation emitted from arrays of InAs nanowires. The terahertz radiation power efficiency of these structures is \ensuremath{\sim}15 times higher than a planar InAs substrate. This is explained by the preferential orientation of coherent plasma motion to the wire surface, which overcomes radiation trapping by total-internal reflection. We present evidence that this radiation originates from a low-energy acoustic surface plasmon mode of the nanowire. This is supported by independent measurements of electronic transport on individual nanowires, ultrafast terahertz spectroscopy, and theoretical analysis. Our combined experiments and analysis further indicate that these plasmon modes are specific to high aspect ratio geometries.

  • The photo-Dember effect arising from unequal electron-hole diffusion rates is a common source of charge currents in nanowires, often in addition to or in competition with junction fields, depending on doping type.

“The photo-Dember effect arising from unequal electron-hole diffusion rates is a common source of charge currents in nanowires31,222–224, often in addition to or in competition with junction fields221,222, depending on doping type.”

From Ultrafast terahertz emission from emerging symmetry-broken materials (2023) · cites this paper as [223]

The discussion on p. 3 identifies ambipolar diffusion (the photo-Dember effect) as a possible mechanism in InAs nanowires, and p. 4 finds it the plausible source of initial carrier acceleration in the nanowires studied. The paper also considers surface and interface fields, but says their contributions are negligible for these InAs nanowires. It does not establish that the effect is common across nanowires or that its competition with junction fields depends on doping type. (LLM, conf=0.85)

  • An isolated nanowire behaves as an excellent Hertzian dipole.

“By contrast, an isolated nanowire behaves as an excellent Hertzian dipole223,225 (Fig. 10a).”

From Ultrafast terahertz emission from emerging symmetry-broken materials (2023) · cites this paper as [223]

The discussion on p. 8 describes radiation from InAs nanowires in a Hertzian dipole geometry, and p. 9 describes their efficient radiation relative to a planar substrate. The emission measurements, however, were made on arrays (p. 1), not an isolated nanowire, so the claim about an isolated wire is not directly established. (LLM, conf=0.83)

Experimental — accuracy not yet measured
  • Impulsive THz plasmonic excitations have been shown to enhance THz radiation from Si and InAs nanowires.

“Impulsive THz plasmonic excitations have also been shown to enhance the THz radiation from Si225 and InAs223 nanowires.”

About these checks

Registry, retraction, Cites and statistics results are computed, not judged, with one exception: a printed reference that no index lists is read once by a model before it counts as a citation error. Claims are extracted by a model and kept only when their quote appears verbatim in the text; each cited source is then checked, with a model’s help, for whether it says what the claim relies on. Those verdicts can be wrong — read the claim’s quote and the cited source before relying on one.

Statistics and arithmetic are recomputed, not judged.

Confidence bands are shown only for fields calibrated on our annotated test set. None is calibrated yet, so no band is shown.
